- Abstract
- Ga이 첨가된 ZnO-SnO₂ (ZSGO) 투명막을 rf magnetron sputtering으로 제조한 후 제조된 막의 구조적 및 전기적 특성 을 조사하였다. 타겟을 제조하기 위하여, 무게비 1:1로 썩은 ZnO 및 SnO₂ 분말에다 3.0 wt%의 Ga를 첨가한 후 이것을 800℃ 에서 1시간 동안 소성시켰다. 스퍼터링 시 기판온도를 상온에서 300℃ 까지 변화시켰다. XRD와 SEM을 사용하여 막의 결정성 및 표면형상을 조사하였다. ZSGO막의 투과율을 측정하였으며, 흡수계수를 이용하여 에너지갭을 구하였다. 기판온도에 따른 저항율의 변화를 조사하였으며, Auger electron spectroscopy를 사용하여 막에 포함된 Zn, Sn, Ga 및 O의 원자비를 분석하였다. Ga을 첨가하여 증착한 ZnO-SnO₂ 막은 가시광영역 투과율 80% 이상, 저항율 106 Ωcm 이상을 나타내었다.
